Analogue computer simulation of M.O.S. transistors
The physical expressions governing the operation of M.O.S.-devices are discussed and an analogue computer simulation of an enhancement M.O.S. transistor is given. The simulation is modified to allow for changes in channel carrier mobility and for the incremental conduc tance following pinch-off. Drain characteristic curves of three devices and the simulation are compared and show close similarity. M.O.S.T. invertors are considered and analogue computer simulations are given for the case where a M.O.S.T. acts as a high value drain resistor and for a pair of complementary devices. Input/output curves of two integrated circuit invertors are compared with the simulated curves and are in agreement. The analogue computer is controlled in a parallel-logic mode and a transistor circuit is designed with which the gain of an operational amplifier can be changed as the gate voltage parameter is altered. A method for the automatic measurement of 3 and is proposed.
